چکیده

In this work, the Coulomb scattering lifetimes of electrons in two coupled quantum wires have been studied by calculating the quasiparticle self-energy within a multisubband model of quasi-one-dimensional (Q1D) electron system. We consider two strongly coupled quantum wires with two occupied subbands. The intrasubband and intersubband inelastic scattering rates are caculated for electrons in different subbands. Contributions of the intrasub-band, intersubband plasmon excitations, as well as the quasiparticle excita-tions are investigated. Our results shows that the plasmon exictations of the first subband are the most important scattering mechanism for electrons in both subbands.

Surface roughness scattering in multisubband accumulation layers

Accumulation layers with very large concentrations of electrons where many subbands are filled became recently available due to ionic liquid and other new methods of gating. The low temperature mobility in such layers is limited by the surface roughness scattering. However theories of roughness scattering so far dealt only with the small-density single subband two-dimensional electron gas (2DEG...

Understanding the mobility reduction in MOSFETs featuring high-κ dielectrics

In this paper we analyze by means of accurate MultiSubband Monte Carlo simulations the mobility reduction associated to high-κ dielectrics in a large number of nand p-MOSFETs. We argue that soft optical phonon scattering can not explain the experimental mobility reduction for neither the electron nor the hole inversion layer. In order to reproduce the experimental data, a large amount of Coulom...

Coulomb scattering lifetime of a two-dimensional electron gas.

Motivated by a recent tunneling experiment in a double quantum-well system, which reports an anomalously enhanced electronic scattering rate in a clean two-dimensional electron gas, we calculate the inelastic quasiparticle lifetime due to electron-electron interaction in a single loop dynamically screened Coulomb interaction within the random-phase-approximation. We obtain excellent quantitativ...

Single Particle versus Collective Electronic Excitations 1 Philip

As a rst approximation, a metal can be modelled as an electron gas. A non-interacting electron gas has a continuous spectrum of electron-hole pair excitations. At each wavevector ~ Q with j~ Qj less than the maximum Fermi surface spanning vector (2kF ) there is a continuous set of electron-hole pair states, with a maximum energy but no gap (the minimum energy is zero.) Once the Coulomb interact...

Coulomb-correlation effects on the non-linear optical properties of realistic quantum wires

We review recent results on the linear and non-linear optical response of realistic quantum-wire structures. Our theoretical approach is based on a set of generalized semiconductor Bloch equations, and allows a full threedimensional multisubband description of Coulomb correlation for any shape of the confinement profile, thus permitting a direct comparison with experiments for available state-o...
